Compact modeling and simulation of a silicon-on-insulator transistor

The intent of this Major Qualifying Project (MQP) is to use the Silvaco line of semiconductor simulation software packages to simulate fabrication for and measure parameters of a high-speed field-effect transistor (FET) based on Silicon-on-Insulator (SOI) technology. A secondary goal is to create a compact model for use in SPICE (Simulation Program with Integrated Circuit Emphasis) circuits that could be helpful in practically comparing changes to the basic fabrication and design of the SOI device to standard metal-oxide semiconductor FETs (MOSFETs).
