Determining the SOA of a DMOSFET

The purpose of this project was to study the details of unclamped inductive switching as a method of device characterization. The threshold voltage and conductance for each of the three device operating regions, safe operating area, as well as other parameters of the device were determined. The parameters were then used to model the device in a computer simulation program.
